Calculations of Silicon Self-Interstitial Defects
We report a theoretical study of self-interstitial defects in silicon using local density approximation (LDA), PW91 generalized gradient approximation (GGA), and fixed-node diffusion quantum Monte Carlo (DMC) methods. The formation energies of the stablest interstitial defects are about 3.3 eV within the LDA, 3.8 eV within the PW91-GGA, and 4.9 eV within DMC. The DMC results indicate a value fo...
متن کاملComplexity of small silicon self-interstitial defects.
The combination of long-time, tight-binding molecular dynamics and real-time multiresolution analysis techniques reveals the complexity of small silicon interstitial defects. The stability of identified structures is confirmed by ab initio relaxations. The majority of structures were previously unknown, demonstrating the effectiveness of the approach. A new, spatially extended tri-interstitial ...
متن کاملSelf-interstitial Clusters in Silicon
Local density functional calculations on the isolated silicon interstitial, I1 and its aggregates, I2, I3 and I4 have been performed. Several geometries are considered for each aggregate and we report preliminary results on their energetically favourable structures. The properties of the low energy structures are calculated and compared with experiment.
متن کاملStability of Si-interstitial defects: from point to extended defects
Trends in the growth of extended interstitial defects are extracted from extensive tight-binding and ab inito local density approximation simulations. With an increasing number of interstitials, the stable defect shape evolves from compact to chainlike to rodlike. The rodlike 311 defect, formed from (011) interstitial chains, is stabilized as it grows, elongating in the chain direction. Accurat...
متن کاملBoron Diffusion and Silicon Self-Interstitial Recycling between SiGeC layers
Substitutional carbon is known to locally reduce silicon self-interstitial concentrations and act as a barrier to self-interstitial migration through the carbon rich regions. A silicon spacer between two carbon rich SiGe layers is fabricated in this work to examine self-interstitial generation in a region that is isolated from self-interstitial formation at the surface or in the silicon bulk. B...
